摘要
Wereportanindex-coupleddistributedfeedbackquantumcascadelaserbyemployinganequivalentphaseshift(EPS)ofquarter-waveintegratedwithadistributedBraggreflector(DBR)atλ~5.03μm.TheEPSisfabricatedthroughextendingonesamplingperiodby50%inthecenterofasampledBragggrating.ThekeyEPSandDBRpatternarefabricatedbyconventionalholographicexposurecombinedwiththeopticalphotolithographytechnology,whichleadstoimprovedflexibility,repeatability,andcost-effectiveness.Stablesingle-modeemissioncanbeobtainedbychangingtheinjectioncurrentorheatsinktemperatureevenundertheconditionoflargedrivingpulsewidth.
