摘要
Acoherentcombinationofemissionpowerfromanarrayofcoupledsemiconductorlasersoperatingonthesamechipisoffundamentalandtechnologicalimportance.Ingeneral,thenonlinearcompetitionamongthearraysupermodescanentailincoherenceandspectralbroadening,leadingtoaspatiotemporallyunstableandmultimodeemissionpatternandthuspoorbeamquality.Here,byharnessingnotionsfromsupersymmetric(SUSY)quantummechanics,wereportthatthestrategiccouplingbetweenaclassIII-Vsemiconductormicroringlaserarraywithitsdissipativesuperpartnercanbeusedtolimitthenumberofsupermodesavailableforlaseractionstoone.Weintroduceanovelapproachbasedonsecond-orderSUSYtransformationinordertodrasticallysimplifythesuperpartnerarrayengineering.Comparedtoaconventionallaserarray,whichhasamultimodespectrum,aSUSYlaserarrayisobservedtobecapableofoperatinginasingle(transverse)supermode.EnhancementofthepeakoutputintensityoftheSUSYlaserarrayhasbeendemonstratedwithhighefficiencyandlowerlasingthreshold,comparedwithasinglelaserandaconventionallaserarray.Ourexperimentalfindingspavethewaytowardsbroad-areaandhigh-powerlightgenerationinascalableandstablefashion.
